I have 2x512 MB of DDR500 listed in the for sale section in your price range. The stock timings aren't all that great, but they're (obviously) for 250 MHz. I have been able to tighten them down for slower speeds.

I have some Infineon 2*512 Mb with Evercool copper heatspreaders that I can sell after my TeamGroup memory gets back from RMA in a few days. I haven't sent it out yet though...monday is when it leaves.
I can let you know how they OC with the heatspreaders if you're interested.
